The new 2200 V ESBT family manufactured in an hybrid structure, is characterized by a squared reverse breakdown safe operating area (RBSOA), to improve the safe switching performance. The hybrid structure combines high-voltage bipolar and low-voltage power MOSFET technologies in one package, combining all the strengths and eliminating the drawbacks of both bipolar and power MOSFET technologies. As a result, the devices minimize such factors as conduction and output losses on both turn-on and turn-off, cost and driving power, while maximizing switching frequency (up to 150 kHz) and output power.
A dedicated product range has been developed, with different current capabilities (3 A and 7 A), allowing designers to extend their auxiliary power supply up to 250 W by using simple flyback topologies. These products represent the only single power switch solution for industrial application feeds of up to 690 VAC.
The waveform below shows that in a 30 W SMPS (80 kHz) based on flyback single switch topology, with 690 VAC input voltage, the VCS is greater than 1800 V with a low voltage drop around 2 V. This application example demonstrates how the 2200 V ESBT represents a unique, cost effective single switch solution giving more efficiency and project flexibility to SMPS designers.

is able to manage high power levels.
