75V MOSFETs With Very Low RDS(on) For Automotive Applications

Two new MOSFETs, at standard VGSth, are now available for both the 42V automotive environment and other applications that need a BVDSS of 75V. These devices show the lowest RDS(on) achievable in TO-220 / D2PAK and TO-247 from all of ST’s 75V MOSFET devices.
Thanks to their “generous” silicon areas it is possible to guarantee robustness and very good thermal behaviour. These parts come from the “Automotive graded” EHD2c technology, which is already well regarded by the most important worldwide automotive customers.
To complete the 75V range other new 25mOhm devices in DPAK are now under development to enhance this important transistor family.

Thermal Performance

To easily meet the harsh automotive environment the parts have been optimized in order to achieve very low junction-to-case thermal resistance. The measurements made on the devices confirmed the expected low values as reported in the table. To allow the designers to simulate the thermal behaviour of the devices under customized conditions, new 6 cell thermal spice models are now available on our web site
