ST's portfolio of IGBTs with a voltage rating greater than or equal to 1200 V supply a maximum current ranging from 3 up to 40 A for applications with an operating frequency up to 100 kHz. High voltage IGBTs are belonging to the STPOWER™ family.
Trench field-stop IGBTs represent a large portion of ST's portfolio. Featuring the industry's best trade-off between static and dynamic characteristics, the 1200 V TFS IGBTs have an extended maximum operating junction temperature of 175 °C, high short-circuit withstand time and a wide safe operating area (SOA), making them extremely rugged and reliable.
ST's latest 1200 and 1250 V TFS IGBT series:
- IGBT M series: 1200 V, 8 to 40 A IGBTs optimized for motor and compressor drives up to 20 kHz. 10 µs minimum short-circuit withstand time.
- IGBT S series: 1200 V, 15 to 40 A IGBTs optimized for motor control, solar inverter, UPS and industrial drive applications up to 8 kHz. 10 µs minimum short-circuit withstand time.
- IGBT H series: 1200 V, 15 to 40 A IGBTs for high frequency applications up to 100 kHz such as solar inverters, welders and UPS. 5 µs minimum short-circuit withstand time.
- IGBT IH series: 1250 V IGBTs optimized for induction heating and soft switching applications up to 60 kHz.
