ST 600 and 650 V IGBTs supply a maximum collector current range from 3 to 320 A for applications with an operating frequency of up to 100 kHz.
These STPOWER IGBTs are based on advanced ST trench gate field-stop (TGFS) technology, featuring the industry best trade-off between static and dynamic characteristics, and enhanced ST Narrow Mesa II technology ensuring optimal performance for automotive traction inverters applications. Their maximum junction temperature (Tj max.) of 175˚C increases device reliability and lifetime.
Applications
These series, showing tail-less switch-off waveforms, enable high-efficiency designs for applications with an operating frequency from 2 to 100 kHz, such as motor control, home appliances , HVAC, UPS/SMPS, welding equipment, induction heating, solar inverters, and traction inverters for industrial and automotive (AEC-Q101 qualified) applications.
